Types of wire bonding

Gold ball bonding

Thermosonic bonding is used to connect gold wires together. This entails melting the wire's end to create a gold ball, also referred to as a free-air ball. The free-air ball's diameter is 1.5 to 2.5 times larger than the wire's. The generated free-air ball is brought into contact with the bond pad and subjected to pressure, heat, and ultrasonic forces for a predetermined period of time. This allows the ball bond to flex into its final shape when also creating a metallurgical connection between the ball and bond pad.

The wire can then be connected to one of the lead frame's fingers, creating an angle between the bond pad as well as the lead finger. The lead finger is then used to apply pressure plus ultrasonic forces to the wire, creating a second bond known as a wedge bond. The wire is then clamped and the capillary is raised by a device known as a wirebonder, which breaks the wire to make way for the subsequent wirebonding.

Aluminium wedge bonding

In order to bond an aluminium wedge wire, an aluminium wire must be gripped and brought into contact with the bond pad. The wire would then be placed onto the matching lead finger after being pinned down when ultrasonic energy is supplied to it for a specified length of time, creating the first wedge connection between the wire and bond pad. Before the wire gets clamped and pushed to break the second bond, additional ultrasonic energy is applied to the wire.
